Thermal activation of As implanted in bulk Si and separation by implanted oxygen

We have studied arsenic (As) diffusion and its electrical activation in two different types of silicon substrates: bulk Si and separation by implanted oxygen (SIMOX) wafers. Both substrates were implanted with a dose of 531014 cm−2 As+ at 20 keV. The samples were annealed and physical characterization was performed with secondary ion mass spectrometry (SIMS), Rutherford backscattering spectrome...

Lattice sites of implanted Fe in Si

The angular distribution of − particles emitted by the radioactive isotope Fe was monitored following implantation into Si single crystals at fluences from 1.4 1012 cm−2 to 1 1014 cm−2. We identified Fe on three distinct sites: ideal substitutional, displaced substitutional and displaced tetrahedral interstitial. Whereas displaced substitutional Fe was dominating for annealing temperatures belo...

Lattice location of implanted Ag in Si

The lattice location of implanted silver in Si was studied by means of the emission channeling technique. Following 60 keV room temperature implantation of radioactive Ag at a dose of 2-3×10 cm, we identify around 30% of Ag on near-substitutional sites (≈0.45 Å from ideal S-sites). Upon annealing at 200-300°C, the fraction on near-S sites reaches a maximum around 60-80%. For higher annealing te...

Cbc Reduction in Si-implanted Subcollector HBTs

We demonstrate the first small area emitter (1.4 × 3 μm) N-p-n AlGaAs/GaAs HBTs fabricated with Nimplanted subcollectors in a high volume manufacturing environment. The subcollector region was defined by multiple N implants of various doses and energies on a semi-insulating GaAs substrate, and the remaining HBT layers were grown by MOCVD. To evaluate the impacts of Cbc reduction, devices with v...

‏‎suppression of coke formation in thermal cracking by coke inhibitors‎‏

‏‎the main purpose of this research was to:1.develop a coking model for thermal cracking of naphtha.2.study coke inhibition methods using different coke inhibitors.developing a coking model in naphtha cracking reactors requires a suitable model of the thermal cracking reactor based on a reliable kinetic model.to obtain reliable results all these models shall be solved simultaneously.for this pu...
